Abstract
Tapered distributed feedback lasers with low divergence were demonstrated with threshold of 11 mA and as high average external efficiency as 0.39 W/A. The active region is made of six multi-quantum wells (MQW) separated by 10 nm wide barriers. Excellent transmission performances were obtained at 2.5 Gbit/s, with a peak power of 20 mW and a peak to peak modulated current of 47 mA.
