Résumé
We investigated on a way to demonstrate the selective extraction of hot photocarriers for ultra-high efficiency solar cells. We proposed a theoretical model studying the feedback of the extraction on the remaining population. The removal of high energy particles from the system was found to decrease its temperature, which can be used as a proof of the energy selective extraction of carriers. A set of samples based on double resonant tunneling barrier was designed and analyzed, showing promising results both in terms of hot carrier generation and selective extraction in normal operating conditions.
